Raman scattering studies of strain effects in (100) and (311)B GaAs1−xBix epitaxial layers

Abstract: We report room-temperature Raman studies of strained (100) and (311)B GaAs1−xBix epitaxial layers for x ≤ 0.039. The Raman spectra exhibit a two-mode behavior, as well as disorder-activated GaAs-like phonons. The experimental results show that the GaAs-like LO(Γ) mode experiences a strong composition-dependent redshift as a result of alloying. The peak frequency decreases linearly from the value for pure GaAs (∼293 cm−1) with the alloyed Bi fraction x and the introduced in-plane lattice strain ε∥, by ΔωLO=Δωalloy−Δωstrain. X-ray diffraction measurements are used to determine x and ε∥ allowing Δωalloy to be decoupled and is estimated to be −12(±4) cm−1/x for (100) GaAs1−xBix. ΔωLO is measured to be roughly double for s les grown on (311)B-oriented substrates to that of (100) GaAs. This large difference in redshift is accounted for by examining the Bi induced strain, effects from alloying, and defects formed during high-index (311)B crystal growth.

Strong terahertz emission from (100) p-type InAs

Abstract: Terahertz emission has been observed from (100) Zn-acceptor-doped InAs under illumination by fs pulses of near-infrared radiation. Turning the crystal about the surface normal produces two maxima per rotation, whether the angle of incidence is 45° or 75°, in contrast to (111) p-InAs, where three maxima per rotation have been reported. The emitted terahertz power has a quadratic variation with the pump power and decreases with increasing temperature in the range 20–300K. This behavior is consistent with a photocurrent surge being the dominant terahertz generating mechanism at low excitation fluences. The p-type InAs generates about two orders of magnitude more power than the standard unbiased terahertz emitter, 1mm thick ZnTe.

Abstract: It is shown that the equations for electrical current in solid-state thermionic and thermoelectric devices converge for devices with a width equal to the mean free path of electrons, yielding a common expression for the intensive electronic efficiency in the two types of devices. This result is used to demonstrate that the material parameters for thermionic and thermoelectric refrigerators are equal, rather than differing by a multiplicative factor as previously thought.

Energy loss rate of a charged particle in HgTe/(HgTe, CdTe) quantum wells

Abstract: The energy loss rate (ELR) of a charged particle in a HgTe/(HgTe, CdTe) quantum well is investigated. We consider scattering of a charged particle by the bulk insulating states in this type of topological insulator. It is found that the ELR characteristics due to the intraband excitation have a linear energy dependence while those due to interband excitation depend on the energy exponentially. An interesting quantitative result is that for a large range of the incident energy, the mean inelastic scattering rate is around a few terahertz.

Optical parameters of ZnTe determined using continuous-wave terahertz radiation

Abstract: The optical parameters of three ZnTe crystal wafers of different thicknesses were determined using transmittance measurements of continuous-wave terahertz radiation from a two-color photomixing source. The parameters are extracted by fitting the transmittance data with theoretical curves generated using a Drude-Lorentz dielectric model of the crystal and a bootstrap statistical analysis of the fits. It was found at room temperature that the low and high frequency dielectric constants are ϵ(0)=9.8±0.2 and ϵ(∞)=7.3±0.6, respectively. The transverse optical phonon frequency was found to be νTO=6.0±1.3 THz. S le specific properties such as the plasma, collision, and phonon d ing frequencies were determined and used for an approximate calculation of carrier concentration. The results are compared with a comprehensive review of earlier values from the literature. Our results are consistent with previous work, falling within the spread of accepted values, and demonstrate that this method is particularly suited for determining the low and high frequency dielectric constants of semiconductor s les.

Photomixing in topological insulator HgTe/CdTe quantum wells in terahertz regime

Abstract: We reveal that topological insulators (TI) HgTe/CdTe quantum well have a strong nonlinear optical property in the three-photon mixing. While the gapless surface state in TI can exhibit strong nonlinear effect due to the linear energy dispersion, the nonparabolic energy dispersion of the bulk state is responsible for the photo mixing effect reported here. To produce response at terahertz frequency regime from femtosecond electrical fields, the mixing efficiency is around 10−4 comparable to that of nonlinear semiconductor crystals. The optimal temperature for this nonlinear effect is around 100 K. The results suggest a potential application of TI in terahertz photonics.

The 2023 terahertz science and technology roadmap

Abstract: Terahertz (THz) radiation encompasses a wide spectral range within the electromagnetic spectrum that extends from microwaves to the far infrared (100 GHz–∼30 THz). Within its frequency boundaries exist a broad variety of scientific disciplines that have presented, and continue to present, technical challenges to researchers. During the past 50 years, for instance, the demands of the scientific community have substantially evolved and with a need for advanced instrumentation to support radio astronomy, Earth observation, weather forecasting, security imaging, telecommunications, non-destructive device testing and much more. Furthermore, applications have required an emergence of technology from the laboratory environment to production-scale supply and in-the-field deployments ranging from harsh ground-based locations to deep space. In addressing these requirements, the research and development community has advanced related technology and bridged the transition between electronics and photonics that high frequency operation demands. The multidisciplinary nature of THz work was our stimulus for creating the 2017 THz Science and Technology Roadmap (Dhillon et al 2017 J. Phys. D: Appl. Phys. 50 043001). As one might envisage, though, there remains much to explore both scientifically and technically and the field has continued to develop and expand rapidly. It is timely, therefore, to revise our previous roadmap and in this 2023 version we both provide an update on key developments in established technical areas that have important scientific and public benefit, and highlight new and emerging areas that show particular promise. The developments that we describe thus span from fundamental scientific research, such as THz astronomy and the emergent area of THz quantum optics, to highly applied and commercially and societally impactful subjects that include 6G THz communications, medical imaging, and climate monitoring and prediction. Our Roadmap vision draws upon the expertise and perspective of multiple international specialists that together provide an overview of past developments and the likely challenges facing the field of THz science and technology in future decades. The document is written in a form that is accessible to policy makers who wish to gain an overview of the current state of the THz art, and for the non-specialist and curious who wish to understand available technology and challenges. A such, our experts deliver a ‘snapshot’ introduction to the current status of the field and provide suggestions for exciting future technical development directions. Ultimately, we intend the Roadmap to portray the advantages and benefits of the THz domain and to stimulate further exploration of the field in support of scientific research and commercial realisation.

High-quality, temperature-dependent terahertz spectroscopy of single crystalline L-alanine: Experiment and density-functional theory

Abstract: For the first time, the terahertz transmittance spectra of l-alanine have been measured using a single crystal. Measurements were obtained over a large temperature range (12–300 K) and revealed 18 absorptions between 20 and 250 cm−1. These modes were sharp and symmetric, a feature of single crystals and low temperatures. The spectra were directly compared to those of a powdered pellet s le. Raman spectroscopy and x-ray diffraction were used to confirm the s le’s structure and purity. With increasing temperature, all modes exhibit spectral redshift, well described by a Bose–Einstein model, indicating the phonon origin of the absorptions. The exceptions are the 91 and 128 cm−1 modes. The former blueshifts. The latter initially blueshifts but transitions to redshifting. Both behaviors are anomalous. Density-functional theory modeling helped assign all the observed modes.

Collective librations of water molecules in the crystal lattice of rubidium bromide: experiment and simulation

Abstract: Terahertz spectroscopy of RbBr reveals four prominent absorption lines at room temperature and a further 15 lines at 10 K. Via density-functional-theory (DFT) numerical modelling using the PBE0 hybrid GGA functional, all the absorptions are identified as correlated librations of water molecules in the RbBr lattice. Each libration mode is a combination of rocking, wagging and twisting motions of the water molecules. The number of libration lines and numerical modelling show that the C2v symmetry of water in RbBr is broken. Our modelling shows that the distribution of libration litudes and phases for different water molecules in the RbBr unit cell varies greatly between the different modes. All librational lines red-shift with increasing temperature. The rate of change for most lines is in the range 60-90 MHz K(-1) (or (2-3) × 10(-3) cm(-1) K(-1)). Two lines shift more rapidly with temperature, at rates of 240 and 300 MHz K(-1) (or (8 and 10) × 10(-3) cm(-1) K(-1)), respectively. Furthermore, the temperature dependence of the linewidth distinguishes two groups of lines. For one group, with weak linear temperature dependence of linewidth, cubic anharmonic terms in the RbBr crystal field are significant. This group is mainly associated with fully symmetric correlated librations. For the second group, with strong non-linear temperature dependence of the linewidth, quartic anharmonic terms in the RbBr crystal field are significant. However, the distribution of libration litudes, as well as the type of libration modes, influence the temperature dependence of the red shift, the linewidth, and the intensity, as well. Our combined experimental and theoretical investigation confirms the necessity of obtaining low-temperature data to observe all the calculated modes moreover, the richness of detail in the temperature dependence of the data invites further modelling spanning a range of temperatures.

Subterahertz Josephson plasma emission in layered high-TC superconducting tunnel junctions

Abstract: We investigated the emission of subterahertz frequency electromagnetic radiation from high-TC superconducting c-axis NdBa2Cu3O7−δ∕PrBa2Cu3O7−δ∕NdBa2Cu3O7−δ trilayer thin film tunneling junctions when external electric and magnetic fields are applied. The current-voltage characteristics under applied ab-plane magnetic fields H (up 8T) exhibit well defined steps, Vn, such that eVn≈hωp∕(2nπ), where the plasma frequency ωp≈0.4 THz and n=1,2,3,….. These steps may be interpreted using Josephson plasma dynamics. The applied voltage creates oscillating currents via the Josephson coupling energy EJ (EJ=hIJ∕4πe, where IJ is the Josephson current and h is Planck’s constant) and the charge energy EC (EC=e2∕2C, where C is the junction capacitance). Thus the Josephson plasma becomes excited by the tunneling current, with some of the energy being emitted as subterahertz frequency radiation. Our results provide a new insight into a solid-state quantum system with considerable potential for new solid-state terahertz emission sources.

Aerographite phonon density of states affects double resonant Raman scattering

Abstract: Raman spectra of aerographite, graphite oxide, graphite flakes, and kish graphite were investigated with different laser excitation energies (wavelengths, λL), namely, 2.81 eV (442 nm), 2.41 eV (514 nm), 2.33 eV (532 nm), and 1.96 eV (633 nm). X-ray diffraction analysis showed that aerographite and graphite oxide are structurally disordered. The Raman spectra of both exhibit typical graphitic features, namely, G, D, D′, and 2D bands. The D and 2D bands exhibit a “blue-shift” with laser excitation energies, EL, while the G bands remain invariant. The intensity ratio between the D and G bands (ID/IG) ranges from 0.70 to 1.25 for aerographite and graphite oxide and from 0.04 to 0.24 for graphite flakes and kish graphite. The dependence of ID/IG on λL4 is linear for graphite flakes and kish graphite, while it saturates at the longest λL for aerographite and graphite oxide. A physical explanation of this unexpected saturation is proposed within the double resonant Raman scattering model, taking into account the disorder-induced changes of the phonon density of states.

Mechanisms of x-ray emission from peeling adhesive tape

Abstract: It has previously been reported that x-rays are emitted when adhesive tape is peeled in a vacuum but no account of the dependence of the x-ray emission on the pressure of the environment has been given to date. In this paper we present detailed experimental data on the number and angular distribution of x-ray photons as a function of pressure. We find that x-rays are emitted for pressures between p0=10−3 and p1=10−2 mBar, with ∼106 counts/(cm2 s) recorded by a 256×256 pixel2 silicon array sensor placed 35 mm from the tape. The main role of the tape is found to be the build-up of an acceleration potential sufficient to produce x-rays by bremsstrahlung of free electrons in a low-pressure gas. The source of the free electrons is the gas. Our model shows that the production rate of uncompensated tape charge and absorption of positive ions from the gas define p1. The angular distribution of the radiation shows a pressure-independent 20° wide peak in the direction perpendicular to electron motion. Ordinary bremsstrahlung cannot describe this peak.

Abstract: We calculate the heat transfer from electronic devices based on three-dimensional Dirac materials without and with thermionic cooling. Without thermionic cooling, the internal temperature of the devices is at best equal to and usually higher than the temperature of the surrounding environment. However, when thermionic cooling is employed to transport heat, the internal temperature can be considerably lower than the environmental temperature. In the proposed thermionic cooling process, the energy efficiency can be as high as 75% of the Carnot efficiency.

Abstract: We report on magnetic resonances observed in the doped lanthanum manganite La 0.8 Li 0.2 MnO 3 (LLMO) below the Curie temperature T c ~ 235 K. Fields up to 30 T were employed. The data are compared with that from the archetypal colossal magnetoresistance perovskite La 0 7 Ca 0 3 MnO 3 (LCMO) taken under similar conditions. In contrast to LCMO, LLMO exhibits two resonances, one above and one below the LCMO resonant field. These are attributed to a ferromagnetic interaction and a canted ferromagnetic interaction.

Abstract: Terra preta is a fertile anthropogenic soil found in the Amazon basin. One of the most significant differences between the terra preta and surrounding soils is that terra preta is rich in aromatic carbons. Previous infrared investigations of terra preta were reported at energies above 1000 cm −1 where many other forms of carbon also have absorption lines. No measurements have been reported below 800 cm −1 , where many absorptions associated with aromatic carbons occur in the absence of aliphatic carbon lines. We employ Fourier transform infrared spectroscopy between 150 cm −1 and 500 cm −1 . A comparison was made between the spectra of terra preta, several pure aromatic compounds, organic fertilizers developed to replicate terra preta and several Australian soils, some of which containing char from bushfires. The spectra in the 150–500 cm −1 range were very similar between terra preta and the organic fertilizers, while they were very different for the natural soils. These findings indicate that the content of aromatic carbons in terra preta and organic fertilizers is different than in natural soils containing the bushfire chars, but also soils produced entirely by bacterial and fungal activities. This point to the importance of the preparation conditions of the biochars, which are essential ingredients of terra preta and organic fertilizers used in this study.
